Reduced Differential Current Conservation

Kinetic studies of non-equilibrium electronic ensembles in semiconductors (1990-92).

Under conditions when optical phonon scattering is the dominant inelastic interaction, we have shown that the electron transport kinetics contains a new conserved quantity: the reduced differential current or RDC. Approximate conservation of RDC explains the Hickmott-Eaves oscillations in current-voltage characteristics of tunnel junctions. Validity range of the RDC conservation has been studied by analytical and Monte-Carlo solutions of the Boltzmann equation. These ideas are likely to become important for semiconductor device modeling based on the Boltzmann transport.
