Dual Modulation of Semiconductor Lasers

Invention of the method of dual laser modulation (1992-95).

Besides varying the pumping current, a semiconductor laser can be influenced by changing any of the "material" parameters, such the gain, the confinement factor, and the photon lifetime in the resonator. We discovered that varying two controls simultaneously - with a judiciously chosen phase and amplitude relationship - offers significant advantages, such as enhancement of the frequency range and the possibility of eliminating frequency chirp. First experimental confirmation of these ideas has been achieved at the Ioffe Institute in Russia and also in my group at Bell Laboratories.
